Nexperia’s New 40 V Low RDS(on) MOSFETs Enable Higher Power Densities in Automotive and Industrial Applications

May 27, 2021: Nexperia, the specialist in basic semiconductor devices, today announced a new 0.55 mΩ RDS(on) 40 V power MOSFET in a high reliability LFPAK88 package for automotive (BUK7S0R5-40H) and industrial ( PSMNR55-40SSH) application. These devices are the 40 V devices with the lowest RDS(on) values ​​ever produced by Nexperia, and more importantly, they offer more than 50 times higher power density than traditional D2PAK devices. In addition, these new devices offer higher performance in avalanche and linear modes for improved durability and reliability.

Measuring only 8 x 8 x 1.7 mm, these new power MOSFETs feature leading linear mode/safe operating area (SOA) characteristics for safe and reliable switching at high current conditions. At 1 ms, 20 VDS, the SOA is 35 A due to the combination of chip and package, while at 10 ms, 20 VDS, where the package will dominate, the SOA is 17 A. These data are 1.5 times to 2 times better than competing products. These devices also offer an optimal single-pulse avalanche rating (EAS) of 2.3 J and an ultra-high ID current rating of 500 A, which unlike the competition is a measured limit, not a theoretical limit.

Leveraging the size and performance advantages of Nexperia’s 8 x 8 mm LFPAK88 MOSFETs, designers can replace two parallel legacy devices with a new LFPAK88, simplifying manufacturing and improving reliability. The AEC-Q101-qualified BUK7S0R5-40H device provides twice the reliability required by automotive standards and is suitable for braking, power steering, battery anti-reverse protection, e-fuse, DC-DC converters, and motor control applications. Industrial PSMNR55-40SSH MOSFETs are suitable for battery isolation, current limiting, e-fuse, motor control, synchronous rectification and load switching applications in power tools, appliances, fans, e-bikes, scooters and wheelchairs.
